Watech Electronics Introduces 3 kW LDMOS Power Amplifier for Industrial and Medical Applications
Watech Electronics has introduced the HTX2G01P3K0CC-T, an LDMOS power amplifier designed for industrial, scientific, and medical (ISM) applications operating across a frequency range of 0.4 to 100 MHz. The amplifier is part of a broader family of LDMOS-based RF power solutions developed for environments where operating conditions can vary significantly due to factors such as material inconsistencies, component aging, and changing process requirements. Such applications require RF power amplifiers that can maintain stable performance under demanding conditions.
The HTX2G01P3K0CC-T is an unmatched discrete LDMOS power amplifier capable of delivering 3000 W saturated output power in continuous-wave (CW) operation and up to 4000 W in pulsed operation. It operates from a 110 V drain supply and incorporates a high-breakdown-voltage design intended to enhance robustness during operation.

The amplifier provides gain ranging from 29.99 to 33.95 dB across its operating conditions, an efficiency of 69.37% to 87.8%, and a P1dB ranging from 63.71 to 65.98 dBm. It supports both CW and pulsed operation with a pulse width of 100 µs and a duty cycle of 10%.
The HTX2G01P3K0CC-T incorporates several design features aimed at improving operational reliability, including integrated enhanced electrostatic discharge (ESD) protection, high breakdown voltage capability, and an enhanced robustness architecture intended to prevent device degradation. The company also highlights excellent thermal stability enabled by a low thermal resistance package.
With its combination of high output power, efficiency, thermal stability, and ruggedized LDMOS design, the HTX2G01P3K0CC-T targets demanding industrial and medical RF applications operating within the HF and low-VHF spectrum. It can be used in a variety of high-power RF systems, including plasma generators, MRI systems, CO2 lasers, nuclear magnetic resonance (NMR) instruments, and particle accelerators. These applications often require stable RF power delivery across varying operating conditions and load environments.
The HTX2G01P3K0CC-T is available in an air-cavity ceramic flanged package measuring 32.23 × 19.61 × 5.00 mm. It is specified for storage temperatures from -55°C to 150°C and is compliant with RoHS requirements.
